Presentation 1:
Lead-Free Solder Joint Reliability: Overview and Challenges
Abstract: This talk discusses the current state of affairs for lead-free solder joint reliability in circuit board assemblies. Emphasis is placed on how the reliability of main stream SnAgCu (SAC) solder assemblies was investigated. Remaining gaps in assemblers and designers' toolboxes are also discussed, including challenges brought about by new families of soldering alloys such as high performance or low temperature solders.
 
Presentation 2:
Assembly Process Role on Product Reliability
Abstract: The presentation will discuss how the assembly process affects product reliability in terms of solder paste volume used, solder alloy composition, reflow process (soak time and temperature, reflow ramp up and cool down rate, peak temperature, time over liquidous), IMC (Intermetallic Compounds) formed and different reliability test procedures used related to industry standards.
 

 

SPEAKER INFO

Jean-Paul Clech is the founder of EPSI Inc., a reliability consulting firm in Montclair, New-Jersey.  He started his career at AT&T Bell Labs and has over three decades of practical experience in electronic packaging, SMT design, solder joint quality and reliability assurance. He has developed analytical techniques, design-for-reliability rules, material properties and life prediction models which he brings to bear to design robust assemblies and solve real life solder joint problems. He also serves as an expert-witness in patent and product litigations involving electronic packaging issues and solder joint field failures.
 
Jean-Paul has degrees in materials science and mechanical engineering and has published over sixty papers and book chapters.  He has been a member of SMTA for 30+ years and is the recipient of several IPC and SMTA awards.

 


Jasbir Bath is the Owner of Bath Consultancy LLC, which provides consulting and training services to the Electronics Manufacturing Industry. He was the Corporate Lead Engineer with Solectron Corporation/Flex and a Technical Officer at ITRI (International Tin Research Institute/ Tin Technology) Ltd.
 
He has been involved with the INEMI Board Assembly Roadmap for over 10 years and is currently the Vice President of Technical Programs for the SMTA Silicon Valley (San Jose) chapter. He is the recipient of the SMTA Excellence in Leadership Award and is the editor of 5 books on lead-free soldering.
 
He has BS and MS degrees in Materials Science from the University of Manchester in the U.K.

ABSTRACT

In response to the increasing prevalence of electronics operating at high voltages (> 500 V), ensuring the reliability of these assemblies becomes paramount. Testing methodologies must evolve to accurately assess the performance of such products under elevated voltages. Presently, industry-standard testing, such as the Surface Insulation Resistance (SIR) test, involves subjecting boards to a bias voltage for 168 hours. However, the applicability of these testing conditions to higher voltages remains uncertain. This work investigates the growth dynamics of dendrites under varying cleanliness levels and elevated bias voltages with the goal of determining testing standard parameters (e.g., time under test) tailored to high-voltage environments, thereby enhancing the reliability and longevity of electronic assemblies.

Adam Klett is the Director of Science at KYZEN Corporation utilizing his years of experience in the aerospace and electronics manufacturing industry to drive innovation in cleaning technologies.

Adam received both his Bachelor and Doctor of Philosophy degrees in Chemical Engineering from Clemson University where his studies focused on fluid-phase equilibria and polymer thermodynamics. During that time, he authored multiple peer-reviewed journal articles, a textbook chapter, and a patent. Since then, he has authored, presented, and chaired at various technical events related to SMT.

Prior to his role at KYZEN Corporation, Adam was an engineer in the Materials and Processes Lab in the Specialty Engineering Department at L3Harris Technologies where he supported space, maritime, and avionics programs with material characterization and selection, process development, and failure analysis.

Currently, Adam sits on the SMTA Global Board of Directors actively contributing strategic insights and expertise to guide the organization’s growth, ensure operational excellence, and drive innovation in the dynamic field of electronics manufacturing.

Technical Presentation:

Photonic reflow is a rapid, selective, and non-contact thermal process for SMT applications. It uses high-intensity white light to applied over a large area, with typical cycle times in the range of several seconds. While it offers many unique advantages, photonic reflow is not a direct substitute for convection oven processing. Rather, it operates according to its own unique set of process parameters, and lends itself most readily to situations where thermal budget is critical.

This talk discusses several case studies which illustrate the fundamental characteristics and advantages of photonic soldering. First, direct soldering of temperature-sensitive components is used to introduce the non-equilibrium nature of photonic reflow. Second, assembly on low-temperature PET film with standard SAC305 alloy is presented to further illustrate the low thermal impact inherent to the processing approach. Finally, attachment of bottom-terminated components is discussed, with emphasis on the quality and reliability of photonically reflowed solder junctions. These results constitute a cohesive overview of where photonic thermal processing is most practical, and what opportunities for electronics manufacturing it creates.


Speaker Bio:

 

Ara Parsekian is a Senior Applications Engineer at PulseForge and serves as technical lead for soldering and related attachment processes.

Ara is a scientist and experimentalist by training. In his current role, he develops and validates photonic processes for particularly challenging materials and novel products. In the SMT space, his research has considered low-temperature circuit assembly, reliability topics, and flip chip attachment. Ara has also developed processes at PulseForge for nanoparticle sintering, chemical conversion, curing, and drying.

Ara was among the founding cohort of technical staff at PulseForge in 2021, and a former member of its parent company, NovaCentrix, since 2018. Ara holds a Ph.D. in Mechanical Engineering from Georgia Tech, with an academic background in fluid mechanics, wetting, and novel manufacturing methods for printed devices.

ABSTRACT

Driven by smart phones, high-performance computers, and artificial intelligence the global demand for dependable, high-end computing power is constantly rising. The industry is also facing demands for miniaturization, which creates the need for ever-smaller defect recognition to maintain reliability at the point of use.
 
Two-dimensional X-ray inspection has been adopted by nearly every electronic assembly house to catch soldering defects under bottom-terminated components (BTC) such as voiding under QFNs, bridged and missing interconnects under BGAs, and barrel fill, to name a few. However, 2D inspection has its limitations due to it showing everything in the X-ray beams path at once while losing some critical information, such as depth. As assemblies have gotten more complex with more and more modules being stacked vertically or sandwiched together, 2D imaging results have become harder to get actionable results from.

3D inspection was historically adopted only by the higher end research and development labs. Only in such an environment could the finances and time be afforded to inspect more thoroughly for defects and find their root causes. In many cases, engineers would submit their requests to the X-ray lab and wait hours, if not days, to get results for a basic CT scan.
 
One of the key advantages of X-ray laminography is its ability to produce 3D volumes of internal structures, which allows engineers and technicians to identify defects or irregularities that may be present. Additionally, X-ray laminography is much faster than traditional 3D CT imaging techniques, which makes it an ideal tool for both R&D and production environments.
 
Over the years, the speed and resolution of X-ray laminography have improved significantly, while the costs associated with the technology have decreased. This has made the tool more readily accessible than ever before, allowing more companies to take advantage of its benefits. 3D volumes can be rendered in a few minutes with actionable results on systems that won’t break the bank and with much smaller footprints than before.

This presentation will give an overview on how X-ray and laminography inspection can provide value-added data and information within minutes instead of hours.

The Impact of Ultra HDI Fabrication Technology on PCB Assembly:  What to Expect and How to Prepare

The migration of circuitry to Ultra HDI brings many benefits in terms of miniaturization.  The fabrication technology is undergoing a step-function change in densities – and therefore functionalities – that will enable an entire new generation of electronics for defense, healthcare, transportation and communications.  

The fact that a printed circuit board can be fabricated does not necessarily indicate that it can also be assembled.   For high-performance products, very little reliability data exists for high reliability UHDI assemblies. 


The newly released SMTA Ultra HDI Assembly Test Board brings special attention in terms of validating new processes needed with this miniaturization and testing the reliability of their outputs.

Chrys is an SMTA “Member of Technical Distinction,” an SMTA “Distinguished Speaker” and four-time winner of the SMTAI “Rich Frieberger Best of Conference” award for her research on solder paste printing.  She earned a Bachelor’s Degree in Mechanical Engineering and a Master’s Degree in Manufacturing Engineering.

Chrys’ background is in SMT process engineering.  She held various production engineering, new product introduction, research and management positions before launching her own business and is celebrating 15 years as an independent technologist

    The German Society for Corrosion Protection (GfKORR e.V.) has set itself the aim of minimising the occurrence of corrosion damage in Germany through education. For this purpose, Korrosionum events are held annually and this one focusses on minimising corrosion and corrosion damage to electronic assemblies. Drawing on a broad, interdisciplinary knowledge the subject presented have been collected specifically for electronic assembly manufacturers.

    The aim of this Korrosionum is to inform attendees about corrosion problems that may be encountered and to provide guidance on how to solve them.

    Technical Presentation:

    We will be exploring a software program that automates the creation of solder patterns for the assembly process, interfaces to 25 CAD tools and produces realistic high quality 3D STEP models.  Many contract assembly shops need a solution for poor quality solder patterns from their customers. A software demonstration will show how the calculator creates IPC compliant solder patterns that have been proven to work.

    Tom Hausherr is celebrating his 50th year in the PCB design industry. Starting as a PCB hand taper from 1974 to 1981 and CAD PCB design from 1982 through today. Tom joined the IPC 1-13 Land Pattern Committee in 1999. Tom met Jeff Mellquist at Wind River and developed the first IPC Land Pattern calculator called LandCalc using an Excel spreadsheet. In 2003 Tom and Jeff collaborated with IPC to create the first software land pattern calculator called LP Wizard. PCB Libraries, Inc. started offering LP Wizard to the global PCB design industry from 2004 to 2009 when Mentor Graphics acquired PCB Libraries. Tom and Jeff worked for Mentor Graphics for 2 years. In 2011 Tom and Jeff agreed to write an advanced software tool called Library Expert which was released in 2012 and started PCB Libraries, Inc. again. Tom and Jeff introduced Library Expert at the Del Mar Electronics Show in May 2012. In 2019 Tom and Jeff collaborated on an even better version of the IPC calculator called Footprint Expert which was released in 2021. In 2023 the IPC-7352 mathematical model and pad stack naming convention was added to Footprint Expert and that brings us up to date.

    Overview:

    From printing solder paste to component placement to in-circuit test, automation has been an intrinsic tool in SMT assembly for volume circuit board production. Global competition has exasperated the need to exploit  the available automation, using it as a counterweight to low labor rate competition, effectively squeezing the controllable labor cost element out of the total product assembly cost. Introducing new tools such as artificial intelligence (AI) are also discussed.

    This paper makes the case that it’s easy to say “we automate” but, truth be told, few of the companies where we are employed really do. Examples are given to demonstrate this fact and quantitative analyses are provided as proof. Return-on-investment calculations are done to validate the value of the proposed automation or the elimination of non-value added processes - a prime target is in-circuit test.

    Finally, the presentation recognizes that, ironically, the higher level of automation your company can attained, the fewer production personnel are required - that’s the point, isn't it. . However, those that are left are required to have much higher engineering skill levels.

     

    Speaker Info:

    Tom Borkes has a B.S. in Engineering Science, specializing in Mechanical Engineering, from Hofstra University, and an Associate Degree in Engineering from Nassau Community College. He managed to cram a 4-year engineering degree into 6-years! Tom has had over 35 years of technical, managerial, and teaching experience in electronic product design, assembly, and test. He has worked on technical projects as diverse as the micro-electronic packaging of hybrid circuits to the macro-engineering of a 13-meter diameter parabolic RF antenna.

    Tom served as Technical Director on the SMTA Board of Directors for 6 years before many of you were born. In 1994, he established The Jefferson Project, dedicated to developing and maintaining a world-class work force for the domestic electronics industry. The concept is based on principles Tom developed called “Concurrent Education.” Tom is in currently in the process of launching the Jefferson Institute of Technology, a college wrapped around a contract manufacturing business: The Jefferson Electronic Manufacturing Center. The 5-year undergraduate program will lead to a B.S. in Applied Electronic Product Design and Production Sciences.

    Dale Lee is a Principal DFX Engineer with Plexus Corporation primarily involved with printed board/printed board assembly DFX analysis, root cause failure analysis and definition/correlation of design, process and tooling impacts on assembly processes and manufacturing yields including impacts of new technologies.

    Dale has been involved in PTH/surface mount design, package & process development and production for thirty plus years in various technical and managerial positions.  Activities have included research, development and implementation of advanced manufacturing technologies and interconnect techniques, component package design and development, PCB & PCBA design support, DFM/DFX analysis of flex, rigid-flex & rigid PCB/PCBA’s including supply chain, process qualification and new process introduction for domestic and foreign low, medium and high volume production applications for consumer products, industrial, aerospace, defense and medical devices.

    Dale has authored multiple technical articles and papers and is a frequent instructor/presenter globally on topics including PCB and SMT design, assembly, cleaning, and DFM/DFX.  He is a past recipient of the Surface Mount Technology Association’s “Excellence in Leadership” award and IPC’s “President’s Award”.  He has been or is very involved with multiple industry associations, industry standards development, and symposium/conference technical development committees.

    Charles graduated with a BSc (Hons) in Chemical Engineering, followed by a PhD from Imperial College (London).     Charles has been working for MBDA since 1984. For the first 15 years, he was involved in the design, manufacture and test of complex thick film chip and wire hybrids and the development of a process to manufacture thick film copper substrates.

    In 1999, Charles became involved in the production of PCAs, leading to his appointment of Company Technical Expert for Circuit Card Assembly Manufacture in October 2005.

    Charles was invited to join the technical committee of SMART Group in late 2010 and has presented at a number of conferences, seminars and webinars on various topics relating to Electronics Manufacturing.

    Tournament: The tournament will consist of a four-person scramble.  We will organize the teams based on your golfing caliber in order to make the teams fair.  The number of suppliers and users in the four-some will also be taken into consideration.  As most of you know from previous years, the tournament will be played in rain or shine unless it is lightning outside, so plan accordingly to the weather conditions.

    Dinner: The SMTA local chapter will be sponsoring an early dinner after the tournament for everyone in the clubhouse / outdoor patio starting at approximately 4:00 p.m. 

    Sponsorships: $500 Sponsorships for the dinner are available to help offset the costs. Each sponsor will get a sign on the 18th hole and recognition in our announcements and prize listings and results.

    Providing a general answer regarding the danger posed by particles to the reliable function of electronic assemblies, particularly in High Voltage (HV) applications, is challenging. Simple particle counting and size measurements only indicate their presence, not necessarily their risk.

    In this webinar, Freddy Gilbert will outline typical expectations regarding the behavior of metallic and non-metallic particles, especially in HV applications, and demonstrate a method for meaningful risk assessment:

    - Differentiation between metallic and non-metallic particles and their anticipated impacts on electronic assemblies

    About the Presenter:

    An electronic module is only suitable for a specific purpose if it guarantees safe function for a defined time. A large number of modules are installed in the terminal devices without protective coatings and operate fault-free throughout their entire service life. In an increasing number of cases, the module is used with greater electrical sensitivity or even under difficult conditions. The safe function of an assembly is then only ensured by means of a protective coating.


    In the German-speaking area, there is only the GfKORR guideline for the application and properties of a protective coating available. The GfKORR working group "Corrosion protection in electronics and micro engineering" produced this guideline in cooperation of designers, producers, coaters and users of electronic construction groups. The GfKORR – Gesellschaft für Korrosionsschutz e.V. (German Society for Corrosion Protection) is an interdisciplinary association of experts from industry and R&D, aiming at reducing corrosion and consequential damages in all areas of life and technology.

     

    The aim of the seminar, which is divided into three independently bookable training days, is to teach the participants about this guideline and the collected knowledge from the working group, so that a comprehensive and fundamental understanding of coatings and their possible applications for the functionality of electronic assemblies is achieved.

Registered participants can cancel in writing free of charge no later than 10 October 2023. After this date 80% of the participation fee will be charged. In case of absence or cancellation of participation, the full participation fee is to be paid. A replacement of a participant is always possible.

    No VAT requested according to § 4.22 UStG
    The registration fees include the guidelines for the Utilisation and Fabrication of Protective Coatings for Electronic Assemblies.

This challenging examination requires both written answers and calculations with the intent to enable the attendee to establish competitive credentials as "Certified" by the SMTA in SMT Processes.
